表面曲線グレーティングを用いた量子井戸分布ブラッグ反射型レーザ(光・電子デバイス実装,デバイス技術,及び一般)  [in Japanese] Quantum Well Distributed Bragg Reflector Laser Using Surface Curved Grating  [in Japanese]

Abstract

リッジ構造活性チャネルと表面曲線グレーティングからなるAlGaAs量子井戸DBRレーザおよびGaInP量子井戸DBRレーザを設計し,受動導波路吸収損失低減のための量子井戸選択的無秩序化技術を応用して作製した.AlGaAsレーザにおいては高い反射率が期待できる1次結合DBRグレーティングを採用し,GaInPレーザにおいては活性チャネル長を拡大することにより高出力化を図った.両レーザとも出力端面近傍に窓構造を導入し端面コーティングを行うことで,破局的光学損傷耐性の向上を目指した.これにより,いずれのレーザもCW駆動で良好な単一モード発振が得られ,これらの波長域のDBRレーザとしては高い出力が得られた.

AlGaAs and GaInP quantum well DBR lasers consisting of a narrow ridge active channel with a window structure and a surface curved DBR grating were designed and fabricated. The quantum wells in the DBR and window regions were selectively disordered to reduce absorption loss. A high-reflectivity first-order DBR grating was adopted in the AlGaAs laser, and a long active channel was adopted in the GaInP laser to enhance the output power. The combination of the window structure and facet mirror coating improved catastrophic optical damage threshold. For both lasers, single-mode lasing with high side mode suppression ratio was obtained and the laser performance was improved under CW operation.
