Abstract

我々は、過剰雑音が少なく、信頼性に優れた10Gbps光通信用及び2.5Gbps光通信用ガードリンクブリーInAlAs-APDを開発した。TIAに接続して最小受信感度を測定したところ、10Gbps用APDでビットレート:9.95Gbp時に-29.9dBm(BER:10^<-12>)、2.5Gbps用APDでビットレート:2.48Gbps時に-36.0dBm(BER:10^<-12>)の良好な特性が得られた。

We present a guardring-free InAlAs APD, which achieves low noise and high reliability. The InAlAs APDs produced sensitivity of -29.9dBm at 10Gb/s and -36.0dBm at 2.5Gb/s.
