Abstract
SOAとn-p-i-n構造InPマッハツェンダ変調器(MZM)をモノリシック集積し(SOA-MZM)、C帯全域でチップ利得10dB以上を実現した.このSOA-MZMを用いて10Gbit/s NRZ信号を生成し、シングルモードファイバ(SMF) 100km伝送におけるエラーフリー動作を確認した.さらに、プッシュプル駆動電圧2.8VppでSOA-MZMを駆動し、10Gbit/sデュオバイナリ光信号を生成した.SMF 200km伝送実験を行った結果、波長1540nmから1560nmの範囲でエラーフリー動作を実証した.本デバイスは、小型で低駆動電圧動作を特長とするロスレス光変調器として有望である.
An InP n-p-i-n Mach-Zehnder modulator and a semiconductor optical amplifier were monolithically integrated to compensate for the modulator's insertion loss. The device gain exceeded 10dB for the full C-band region. The error free transmission of a 10-Gbit/s non-return-to-zero signal over a 100-km single-mode fiber was demonstrated across the full C-band region. 10-Gbit/s optical duobinary transmission over a 200-km single-mode fiber is also demonstrated at a low driving voltage of 2.8V with a push-pull configuration. A power penalty of less than 6dB was obtained in the 1540 to 1560nm wavelength region.
